why NMOS widely used in comparison to PMOS?

OpenStudy (anonymous):

N and P type named because of their channel. naturally electrons move faster than holes so they are widely used in industry .

For a variety of reasons concerning physics and fabrication processes, N channel FETs have historically been easier to make with lower ON resistance. This has made them faster - and more desirable in other ways. However, the most common process today by far is CMOS, which uses one N channel FET and one P channel FET in a totum pole arrangement. This yields high speed with low power consumption.
